Subband electron cyclotron resonance and spin resonance for p-HgCdTe MIS heterostructures

Abstract

The subband electron cyclotron and spin resonance spectroscopy of the inversion layer on narrow gap semiconductors p-HgCdTe have been measured for different surface electron concentrations Ns with photon energies of 3.6, 10.5, 12.7, and 17.5 meV at 4.2 K. The experimental data are used to verify the subband electron Landau level fan chart and the effective g* factor which are derived from Kane's model, taking into account the surface electron spin-orbit interaction.
