Abstract
An equivalent circuit model of quantum-well laser is given based on the three-level rate equations in this paper. Thermal emission effect and parasitic effect are considered in the model, and an expression of optical gain factor is presented. It is shown that, based on simulation using PSPICE program, small-signal frequency response agrees well with experimental data. The characteristics of large-signal modulation is also developed and predicted.
