Abstract
The multisubband transport of the two-dimensional electron gas (2DEG) in modulation-doped Al0.22Ga0.78N/GaN heterostructures was investigated by magnetotransport measurements. It was found that the mobility of the 2DEG in the first subband in a triangular quantum well at the heterointerface decreases as the mobility of the 2DEG in the second subband increases. It was concluded that the scattering from the remote ionized donors contributes to the quantum scattering and is responsible for the intersubband scattering in the quantum well.
