Magneto-optical resonance of subband electron for HgCdTe

Abstract

The experimental results and the description for magneto-optical resonance transition between the Landau levels of subband electrons in the electric quantum limit for P-Hg1-xCdxTe MIS structure sample with x = 0.234 and acceptor concentration Na = 4 × 1017 cm-3 are reported in this paper. The cyclotron resonance and spin resonance between the Landau levels and spin levels of the subband are measured for different photon energies and different surface electron concentration of the sample. The experimental results show quantitatively the shifting and crossing effect of the subband Landau levels in the quantum well of narrow gap semiconductor HgCdTe. This effect arises from the relatively large spin-orbit interaction of surface electrons due to inversion asymmetry of surface potential.
